Icepak, now part of Synopsys following its acquisition of Ansys, is an electronics thermal simulation tool that combines computational fluid dynamics (CFD) and finite element analysis to predict heat dissipation and cooling performance in ICs, packages, PCBs, and full electronic assemblies. It is used to verify thermal reliability of high-density and AI-driven electronics designs before hardware is built.
